Photonic Crystal Lasers and Waveguides Fabricated by Novel Lithographies : 새로운 리쏘그래피로 제작된 광자결정 레이저와 도파로

Abstract
Photonic crystals (PCs) are artificial photonic structures with periodic variation in the dielectric constant on the order of wavelength of light. As the electrons in crystals have electronic band structures due to the periodic atomic potentials, the spatial variation of dielectric constant causes a modification of the photon's propagation characteristics as well as, in some cases, a modification of the allowed energy values for photons. The photonic band gaps and the group velocity anomalies in dispersion relation are the most representative optical properties in PCs. Since the first suggestion of PC, there have been many researches about noble photonic devices based on PC's unique properties. As a result, the future photonic integrated circuit (PIC), in which the photons are controlled and manipulated in a compact region for certain functionality, becomes more feasible.
Meanwhile, the electron-beam lithography (EBL) is the most commonly used technique in the fabrication of PCs because of its high degree of accuracy and design flexibility. However, its low throughput and high cost are the main drawbacks to demonstrate the future PICs or large-area PC devices.
In this thesis, I will focus on the realization of PC lasers and waveguides, which are the essential elements in PICs, by using novel lithographies. Here, novel lithographies refer to the fabrication methods that are essentially cost-effective and which can generate PC structures in large area with high throughputs.
First, the photonic crystal band-edge lasers are demonstrated by using nanosphere lithography. Nanosphere lithography utilizes the self-assembled nanosphere array as an etching- or a deposition-mask for an efficient fabrication of periodic patterns. Two-dimensional (2D) hexagonal-lattice PC slab was fabricated in an InGaAsP multiple-quantum-well structure. By measuring micro-photoluminescence from the structure, we observed a clear laser emission around 1.5 μm. The lasing mode was identified as M1-point band-edge mode from the calculated band structure and the polarization dependence measurement. The structural quality was comparable to that of EBL, which confirms that the nanosphere lithography is a simple yet precise method to fabricate high quality 2D hexagonal-lattice PCs.
I also proposed the combination lithography for an efficient fabrication of defect-containing PC structures. The PC devices such as PC cavity laser and waveguide are composed of large-area mirror regions which are perfectly periodic and defect structures that locally break the translational symmetry. Therefore, instead of writing the entire patterns by the low-throughput EBL, one may employ a high-throughput method to generate the PC background first, and then create localized defect structures at desired locations using an accurate patterning method. I proposed the combination of laser holography (LH) and focused ion beam (FIB) method. While LH is an ideal technique to generate large-area periodic structures efficiently, the FIB method can be used for an accurate defect formation on LH-generated background PCs.
By using this combinational approach, single-defect PC cavity laser was demonstrated in an InGaAsP multiple-quantum-well structure. After the 2D square-lattice PC pattern was fabricated by LH first, single-defect was formed by local deposition of platinum by FIB method. By measuring the micro-photoluminescence from the PC cavity structure, we observed two different lasing modes which are assigned to dipole and quadrupole cavity mode respectively. In addition, line-defect PC waveguide was also demonstrated in silicon-on-insulator structure. The guiding effect was successfully observed when the light of band gap frequency was input to the PC waveguide. Finally, the cavity drop-filter structure coupled to PC waveguide, that is a simple photonic circuit, was fabricated and the performance property was also measured successfully.
In conclusion, I demonstrated PC lasers and waveguides using novel lithographic techniques including nanosphere lithography and combination lithography of LH and FIB. The optical properties were carefully measured to verify the quality of the devices and the feasibility of the novel techniques. It is expected that these techniques can be widely used for an efficient fabrication of large-area photonic devices and the future PICs.
광자결정이란 유전상수가 다른 두 물질이 빛의 파장 정도의 스케일에서 주기적으로 배열되어 있는 구조를 말한다. 전자가 고체 결정의 주기적인 원자들의 포텐셜에 의해 에너지 밴드 구조를 형성하는 것과 마찬가지로 굴절률의 주기적인 변화는 빛이 진행하는 특성을 바꿀 수 있으며 또한 광자가 가질 수 있는 에너지 상태 밀도를 바꾸는 것을 가능하게 해 준다. 광자결정에서 얻어지는 광특성 중에 대표적인 것이 광밴드갭과 이상분산곡선이다. 이러한 광자결정은 1987년 처음 제시된 이후로 이를 이용한 새로운 개념의 광소자를 구현하기 위해 많이 연구되어 왔다. 그 결과로 광집적회로, 즉 광자를 이용하여 정보전달과 같은 특별한 기능을 구현하기 위해 여러 광자결정 소자를 집적하는 새로운 기술이 좀 더 실현 가능해지게 되었다.
한편 이러한 광자결정을 제작하는데 있어서 전자빔 리쏘그래피 방법은 높은 정밀도와 다양한 패턴을 구현할 수 있는 장점으로 인해 가장 많이 사용되고 있는 기술이다. 그러나 이 방법은 동시에 높은 공정 비용과 낮은 효율로 인해 미래의 광집적회로나 혹은 넓은 면적의 광자결정 소자를 구현하는데 있어서는 적용시키기 힘들다는 단점을 가지고 있다.
본 학위 논문에서는 새로운 리쏘그래피 방법을 이용해 미래 광집적회로의 필수적인 요소인 광자결정 레이저와 도파로를 구현하는 것에 초점을 맞추었다. 여기서 구현된 새로운 리쏘그래피는 기본적으로 높은 효율로 대면적의 광자결정을 제작할 수 있으며 또한 낮은 공정 비용의 장점을 가지고 있는 방법을 말한다.
첫번째로 나노스피어 리쏘그래피를 이용하여 광자결정 밴드에지 레이저를 구현하였다. 이차원적인 삼각격자 구조의 광자결정 슬랩을 InGaAsP 다중 양자우물 구조에 제작하였다. 제작된 소자의 마이크로 광 루미네센스 측정을 통해 1.5 마이크로미터 영역에서의 레이저 발광을 확인하였다. 광밴드구조를 계산하고 레이저의 편광특성을 측정함으로써 측정된 레이저가 M1 점 광 밴드 에지 모드에 기인하고 있음을 알 수 있었다. 제작된 광자결정의 구조는 전자빔 리쏘그래피로 제작된 경우와 비슷한 수준의 퀄리티를 보였으며 이는 나노스피어 리쏘그래피가 간단하면서도 동시에 정밀하게 이차원 삼각격자 구조의 광자결정을 제작할 수 있는 방법임을 보여주는 것이라고 할 수 있다.
또한 결함 구조가 포함된 광자결정 구조를 효율적으로 구현할 수 있는 결합 리쏘그래피 방법을 제안하였다. 광자결정 레이저와 도파로와 같은 광자결정 소자들은 대부분 완벽히 주기적으로 이루어진 넓은 면적의 미러 영역과 국소적으로 병진대칭성을 깨트리는 결함구조로 이루어져 있다. 그러므로 광자결정 구조의 모든 부분을 전자빔 리쏘그래피로 제작하는 대신에 효율이 높은 방법을 이용하여 넓은 면적의 주기적인 광자결정 패턴을 먼저 제작하고 그 후에 정밀한 패턴 제작 방법을 통해 원하는 위치에 국소적으로 결함 구조를 형성하는 접근 방법이 가능하다. 이를 위해 레이저 홀로그래피와 집속 이온 빔 방법을 이용한 결합 리쏘그래피를 제안하였다. 레이저 홀로그래피 방법은 효율적으로 대면적의 주기적인 구조를 제작하는 이상적인 방법인 반면 집속 이온 빔 방법은 레이저 홀로그래피로 제작된 대면적의 광자결정에 정밀한 결함 구조를 형성할 수 있게 해 준다. 이러한 결합 리쏘그래피 방법을 이용하여 먼저 InGaAsP 다중 양자 우물 구조에 단일 결함 광자결정 공진기 레이저를 구현하였다. 먼저 레이저 홀로그래피 방법을 이용하여 사각격자 구조의 이차원 광자결정 패턴을 만든 다음 집속 이온 빔 방법을 이용한 국소적인 Pt 증착을 통해 단일 결함 구조를 형성하였다. 제작된 단일 결함 광자결정 구조로부터 이중극자 및 사중극자 공진모드에 의한 레이저 발광을 측정할 수 있었다. 이에 더해 동일한 방법을 이용하여 실리콘 온 인슐레이터 구조에 단일 선결함 광자결정 도파로를 구현하였다. 제작된 광자결정 도파로를 통해 밴드갭에 해당하는 빛이 잘 가이딩됨을 실험적으로 확인하였다. 그리고 마지막으로 간단한 광집적회로의 하나라고 할 수 있는 도파로 구조에 집적된 공진기 기반의 드롭 필터 역시 성공적으로 제작하고 그 특성을 확인할 수 있었다.
결론으로, 이번 논문에서는 나노스피어 리쏘그래피 및 레이저 홀로그래피와 집속 이온 빔 방법의 결합 리쏘그래피와 같은 새로운 방법들을 이용하여 광자결정 레이저와 도파로를 구현하였다. 제작된 광자결정 소자들의 광특성들을 측정하여 새로 제안된 광자결정 제작 방법들의 가능성을 확인하였다. 이러한 방법들을 이용하여 향후 대면적의 광자결정 소자 및 광집적회로를 효율적으로 구현할 수 있을 것으로 기대한다.
