Selective lateral electrochemical etching of GaN-based materials and its applications for photonic devices

Abstract
질화물 기반의 광소자는 단파장에서 효과적인 발광특성을 갖기 때문에 많은 관심을 받아왔습니다. 하지만 질화물 반도체는 동종의 기판이 없기 때문에 c-plane sapphire wafer위에 성장을 하게 되고 이로 인해 박막 내부에는 ~ 10^9정도의 디스로케이션이 존재하여 소자 성능저하의 원인이 됩니다. 또한 high power device를 위해서는 부도체인 sapphire wafer의 분리가 필요합니다.
이 논문에서는 박막의 질을 향상시키기 위해 삽입된 n-type superlattice를 이용해 수평방향의 선택적 전기화학식각이 가능함을 소개하였고 질화물 박막만을 분리해 내었습니다. 일반적으로 semiconductor와 electrolyte와 접촉을 하게 되면 Fermi level을 맞춰주게 되는데 이때 n-GaN의 경우에는 표면에 hole이 축적되게 된다. Anode인 semiconductor와 cathod인 carbon stick에 bias를 걸어주게 되면 avalanche breakdown이 발생되어 더 많은 hole들이 표면에 생성되게 된다. 이때 superlattice의 구조적 confinement효과로 인해서 부분적으로 hole의 농도가 높아져 선택적 식각이 가능하게 된다. 이 방법을 이용하여 제한적 사이즈의 pattern에 대해서 chemical lift-off가 가능하였으며, wafer bonding 방법을 이용하여 다른 기판에 전사할 수 있었습니다.
이 etching 방법을 이용하여 다양한 지름을 갖는 micro-disk cavities를 제작하여 whispering gallery mode를 확인하였으며, air gap의 두께를 증가시켜서 laser발진까지도 확인하였습니다.
마지막으로 honeycomb lattice의 광자결정을 이용하여 질화물 기반의 표면 발광 밴드끝 레이저를 구현하였습니다. 다양한 모드중에서 non-degenerate monopole mode인 Gamma1 밴드끝 모드를 이용하였습니다. Air-hole이 완전히 뚫린 2차원 광자결정 밴드끝 레이저는 수평방향으로의 선택적 식각방법을 이용하여 membrane type으로 제작하였습니다. 이전에 보고되었던 표면발광 광자결정 밴드끝 레이저들보다도 훨씬 더 적은 면적을 가지고도 상온에서 레이저 발진에 성공하였습니다. 이때의 문턱값은 ~15.5 mJ/cm^2이고 문턱값을 넘어서는 파워에서는 파장이 436.1 nm이고 선폭이 0.8nm인 레이저 특성을 확인하였습니다. 또한 발진된 레이저 빔의 편광특성을 확인하여 Gamma1 밴드끝 모드에 의한 발진임을 확인하였습니다.
GaN-based material systems have drawn a lot of attention due to their efficient light-emitting abilities at short wavelengths. However, GaN-based materials have a lot of defects (~ 10^9/cm2) which result in the performance degradation of devices because there is no lattice match between materials and substrate. Most of the epitaxial growth of nitrides has been grown typically on lattice-matched c-plane sapphire substrate by MOCVD method. In fact, sapphire substrate works as an insulator both electrically and thermally. So, for vertical current injection or making high power devices, separating GaN film from the substrate is necessary. In general, laser lift-off has been widely used but induced some problems such as thermal damages and Ga droplet. Therefore, it is necessary to develop the chemical lift-off which doesnt allow these problems.
In this thesis, we introduce the selective lateral electrochemical etching method of GaN-based n-type superlattices for generation of undercut and chemical lift-off only the GaN thin film. In general, the Fermi levels in equilibrium condition become equal when a semiconductor contacts with an electrolyte. In the case of n-type GaN, the hole is accumulated in the semiconductor. When increasing applied-bias between semiconductor and electrolyte, avalanche breakdown occurs and more holes generate to the surface of the semiconductor. This hole density is locally increased by confinement effect of the superlattice region. Therefore, it is possible to be selectively removed in superlattice region, and, the chemical lift-off for the limited pattern size was possible with this method. Also, it is able to be transferable on the different substrates by wafer bonding method.
For photonic device applications of our etching method, we fabricated micro-disk cavities of the various diameters from 5miron to 50micron by using photolithography, reactive ion etching, and selective lateral electrochemical etching and confirmed the whispering gallery mode (WGM) in the cavities. Then, it could be lasing as increasing air gap thickness.
Finally, we have demonstrated a slab-type GaN-based surface-emitting Γ-point band-edge laser (BEL) using a honeycomb-lattice photonic crystal (PC). We employed the Γ1 band-edge, which is a non-degenerate monopole mode. The BEL was fabricated in the form of an air-bridge membrane structure by selective lateral electrochemical etching in order to fully exploit the 2-dimensional PC structure. Despite the small size (pattern size, 20micron x 20micron ; actual pumped area, ~10 micron in diameter) against previous result, the BEL devices lased at room-temperature with a threshold pump energy density of ~15.5 mJ/cm2. Above the threshold value, a single laser peak appeared at lamda ~ 436.1 nm with an FWHM linewidth of 0.8 nm. From the angular distribution of polarization, we confirmed that the lasing was indeed originated from the Γ1 band-edge mode.
